M3S 1200V SiC MOSFETs | Datasheet Preview

The Onsemi family of 1200V M3S planar SiC MOSFETs is optimized for fast switching applications. Planar technology works reliably with negative gate voltage drive and turn-off spikes on the gate. This family has optimum performance when driven with 18V gate drive but also works well with 15V gate drive. These devices are packaged in the TO247-4LD package for low common source inductance to reduce turn-on losses. The new M3S technology ensures a low on-state resistance of 22 milliohms for more switching efficiency and an increased power density. These MOSFETs have been 100 percent avalanche tested for an improved robustness to unexpected voltage spikes or ringing.
